A novel dual-etch process technology has been developed for the tapering of deep silicon vias which can be used in the fabrication of through-silicon interconnected silicon carriers for 3D system in packaging application.
For our case of silicon NW carrier's, effective lifetime is determined basically by the surface and bulk recombination and increase with carrier's density growth.
For this study it is assumed that they are composed of a thin silicon nitride carrier film and platinum resistors disposed in a Wheatstone bridge configuration.
For the heavily doped silicon, the carrier lifetime is relatively short.
Each solution was pipetted to 10 wells (50 μL per well) of a 96-well silicon sample carrier and left to dry.

The data obtained from non-structured n- and p-type silicon wafers at carrier's concentration of 1015 ⩽ n; p ⩽ 1016 cm−3 by appropriate probe arrangements corroborate very well with the results from wafers' certificates and the results obtained using common measurement techniques.
