The detailed optimization guideline of programming condition for the DG-TFET DRAM is proposed in this paper using the Silvaco-Atlas simulation tool.
New programming conditions used for write and erase operations are developed to improve the lifetime of the cell.
The program speed is 16 μs with a −2-V Vt shift for the program conditions of Vg = −8 V and Vd = 8 V. Compared with the erase speed shown in Figure 8b, only 1.7 μs is required for a 2-V Vt shift.

The following program conditions were applied for Q-RT-PCR running: denaturation program, consisting in one cycle at 95°C for 8 min; amplification program, consisting in 45 cycles at 95°C for 5 s, 60°C for 10 s and 72°C for 15 s; melting program, one cycle at 95°C for 0 s, 40°C for 60 s and 90°C for 0 s; and cooling program, one cycle at 40°C for 60 s.
