The existing techniques for reliability simulation model aging effects using threshold voltage (Vth) shifts that do not reflect the bias-dependence of stress-induced defects.
In the age-period model, the age effect showed that compared to the reference group of 30 34 years there were negative parameter estimates indicating lower PPY in younger (20 24 and 25 29 years) and older age groups (65 69, 70 74 and 80 84 years).
In the age-cohort model, the age effect showed that the age groups 45 49 to 80 84 years all had negative parameter estimates indicating lower PPY than the reference group of 30 34 years.
To allow for flexibility in the relationship between age and BMI, we model the age effect with 46 dummy variables, one for each age between 31 and 76, keeping individuals at age 30 as reference.
