By combining a focused ion beam (FIB) microscope with a field emission gun scanning electron microscope, it is possible to sequentially mill away ∼50 nm sections of a material by FIB and characterize, at high resolution, the crystallographic features of each new surface by electron backscatter diffraction (EBSD).
Then a focused ion beam (500 V) was applied to mill away the surface layer of Al films at a rate of 0.05 nm/s for 10 s, followed by another cycle of XPS analysis of the films surface.
